A temperature sensor is designed for RFID tag and fabricated by SMIC.18 RF CMOS technology.A delay unit is designed based on the mobility and threshold voltage temperature effects of MOS transistor. The delay time of the unit is related to temperature. On the basis of that pulse signal which is related to temperature is generated.A converter is utilized to convert the pulse to digital codes for RFID digital system. The simulation results show that the precision of sensor is 1 ℃ at the range of-20~80 ℃ and the total power current of the analog circuit in RFID tag is 6 μA.
